It is a code for a malfunction in the 02 circuit not necessarily the sensor but the circuit itself. My guess is that when you washed your engine you got the connectors wet. If you have a six cylinder (you didn't identify your model and year). If it happened right after washing the engine my guess is that you got the connectors wet on top of the engine. They are located under the plastoc trim piece that covers the fuel rail. Take off the two 10 mm nuts and lift the trim. Pull apart the two connecters and blow them out with compressed air. Maybe squirt some brake cleaner on the male pins and female orfices just in case they are corroded.

The second place to look would be at sensors themselves where they screw into the exhaust header. Maybe you damaged a wire with the house.

For your info don't ever steam or garden house clean your engine unless you are entering your car in a show or plan to overhaul it, your just looking for trouble, as you just learned the hard way,

I washed angine an M50 engine and shorted out a coil pack. Water gets under the plastic coil trim and fills up the spark plug wells shorting put the coil to plug connectors.

In an older engine there a lot of brittle wires and connectors that have dehydrated with age and are more suseptible to moisture penetration. Many times O-rings have shrunk.
